TSV Substrate

Through-silicon via (abbreviated as TSV) is a vertical interconnection structure that penetrates a wafer or chip. It replaces the traditional packaging method by drilling holes in the wafer and filling copper metal wires. Vertical interconnection between chips and substrates can be achieved.
